onsemi 150V P-Channel PowerTrench® MOSFETs deliver very low RDS(on), and the mid voltage P-channel silicon technology is optimized for low Qg which is ideal for load switching applications. This P-Channel MOSFET is produced using onsemi's advanced PowerTrench® process that has been optimized for low on-state resistance and while maintaining superior switching performance.

Mid-Voltage P-Channel MOSFETs

onsemi Mid-Voltage P-Channel MOSFETs are 100V and 150V P-Channel MOSFETs that offer the best in class R_DS-ON and Q_g in the industry. Each of these devices is produced using PowerTrench® technology. This very high density process is especially tailored to minimize on-state resistance and optimized for superior switching performance. onsemi Mid-Voltage P-Channel MOSFETs are ideal for high side switching on motor drives and lighting, active clamp in DC-DC, and load switching.
